Halbleiter-Hochleistungsbauelemente können durch den Einschlag eines kosmischen Teilchens wie z.B. eines Neutrons zerstört werden. In dieser Dissertation wird ein physikalisches Modell vorgestellt, das - basierend auf numerischen Simulationen - das mikroskopische Verhalten im Inneren von Silizium-Hochleistungsbauelementen beschreibt und dabei ein vertieftes Verständnis des Fehlermechanismus liefert. Das Modell ermöglicht eine prädiktive Fehler- und Robustheitsanalyse verschiedener Bauelement-Designs.
